But I do know that it actually was a discrete transistor, not a processor or even a simple circuit. The 500GHz refered to fT ("f sub T")not to a clock speed.
Those devices are to be used either in RF(radio-frequency) applications (which is the source of mentioning 2GHz cell phones) or in high-speed serial links including transceivers for fiber-optic links...
and btw way your even your wrong information is wrong...
they never ran it without any cooling, them running it at "room temperature" doesnt infer that they used no cooling at all...
